Abstract

There is included a spacer portion (14) including a saturable absorption layer (16) provided between a first electrode (140), which is a back electrode, and a resonator portion (18, 29). The spacer portion (14) has a first spacer layer (134) provided on the first side with respect to the saturable absorption layer (16) and a second spacer layer (144) provided on the second side with respect to the saturable absorption layer (16). Each of the first spacer layer (134) and the second spacer layer (144) is of a first conductivity type.
