Abstract
Provided are a resist underlayer film-forming composition and resist underlayer film that can be improved in sensitivity in EB lithography or EUV lithography, as compared with conventional ones; a resist underlayer film-forming composition for forming a resist underlayer film, containing a polymer (A) and a solvent (B), wherein the resist underlayer film has a contact angle with pure water of 80° or more; and a resist underlayer film-forming composition wherein the polymer (A) is a polymer containing fluorine atoms.
