Abstract
The invention relates to a method for forming SiGe-based regions having different Ge concentrations. After defining regions 1, 2 on an SOI substrate, an array of masking patterns is formed on at least one region 2. After epitaxy of a Ge-based layer in each of the regions, a first vertical diffusion is performed. A second horizontal diffusion is then performed so that the Ge diffuses under the masking patterns of region 2. Thus, region 2 has a reduced Ge concentration compared to the Ge concentration of region 1.
