Abstract
The present disclosure relates to a composition for underfill and a method for manufacturing the same, in which spherically and temporarily fixed high-thermal-conductivity shape-memory polymer composite particles are applied to the underfill, maintaining low viscosity during the filling process, and, at curing temperature, the particles are restored to a high aspect ratio shape to form a thermally conductive network between ceramics, thereby simultaneously achieving low filling viscosity and high heat dissipation performance.
