Abstract
The present invention provides a method for selectively producing a metatungstic acid salt compound containing 5 onium cations or onium dications by performing a salt exchange reaction of a metatungstic acid salt in an acidic solution having a pH of less than 3, a novel metatungstic acid salt compound for resists produced by such a production method, and a resist material containing the same.
