Abstract
A method of maintenance for a multilayer optical component. The multilayer optical component is configured for use with a lithographic process and comprises at least a first layer and a second layer adjacent to the first layer. The method comprises irradiating, with first ions, a region of the first layer such that particles are ejected from the first layer. The first ions have an energy at or above a sputter threshold of the first layer and the energy is below a sputter threshold of the second layer.
