An addition-curable silicone resin composition includes (A-1) a linear organopolysiloxane having at least two alkenyl groups per molecule, (A-2) a terminal alkenyl group-containing branched organopolysiloxane having at least two alkenyl groups per molecule, (B) an organohydrogenpolysiloxane with a content of low-molecular-weight siloxane having a degree of polymerization of up to 10 and one or more terminal SiH group per molecule of 5 wt % or less, and (C) an addition reaction catalyst. The composition can be cured to form a product which, when used as a die attach material for optical semiconductor devices, minimizes contamination of the gold electrode pads on LED chips and imparts a good wire bondability. |

Zusammenfassung
A liquid silicone rubber coating composition is provided. The composition comprises (A) an organopolysiloxane having at least 2 alkenyl groups bonded to silicon atoms per molecule; (B) an organohydrogenpolysiloxane having at least 2 hydrogen atoms bonded to silicon atoms per molecule; (C) an addition reaction catalyst; (D) a fine powder silica; (E) an organic compound represented by the following general formula (1): wherein R 1 is a monovalent hydrocarbon group and n is an integer of 2 to 10; (F) an organosilicon compound having an epoxy group and an alkoxy group bonded to a silicon atom in the molecule; and (G) either one or both of a titanium compounds and a zirconium compounds. When used for the silicone rubber coating layer on air bag base fabric, excellent low burning speed defined by FMVSS-302 is realized and the cured coating layer exhibits low surface tackiness with high anti-blocking property. |

A silicone emulsion composition is provided comprising organopolysiloxane, organohydrogenpolysiloxane, surfactant, and water. Two organopolysiloxanes of different type are blended, whereby a cured silicone coating is improved to be fully adherent to plastic film and lightly peelable from pressure-sensitive adhesive. By limiting the SiH content of organohydrogenpolysiloxane, the composition is improved in shelf stability. A specific surfactant is used to control the size of emulsion particles so as to improve wettability to plastic film. |

The present invention is directed to a wafer processing laminate including a support (3), a temporary adhesive material layer (2) formed on the support (3), and a wafer (1) laminated on the temporary adhesive material layer (2), the wafer (1) having a circuit-forming front surface and a back surface to be processed, wherein the temporary adhesive material layer (2) includes a complex temporary adhesive material layer having a two-layered structure that includes a first temporary adhesive layer composed of a thermoplastic organopolysiloxane polymer layer (A) having a film thickness of less than 100 nm and a second temporary adhesive layer composed of a thermosetting siloxane-modified polymer layer (B), the first temporary adhesive layer (A) being releasably laminated to the front surface of the wafer (1), the second temporary adhesive layer (B) being releasably laminated to the first temporary adhesive layer (B) and the support (3). There can be provided a temporary adhesive material for a wafer processing which can withstand a thermal process at a high temperature exceeding 300°C, and facilitates temporary adhesion and delamination, and further provided a wafer processing laminate capable of increasing productivity of thin wafers. |
