L'invention a pour objet un Générateur (D1) de bit probabiliste (p-bit) comprenant : - une jonction tunnel magnétique (MTJ) ayant une résistance qui fluctue entre au moins deux états résistifs distincts (P, AP) selon sa magnétisation; - un circuit de polarisation (POL) configuré pour injecter un courant de commande (Ic) à travers la jonction tunnel magnétique variable selon une première tension d'entrée (V<in1>) ; le circuit de polarisation (POL) comprenant : ∘ un transistor de contrôle (T<1>) monté en série avec la jonction tunnel magnétique entre deux nœuds d'alimentation et comprenant une couche isolante (BOX) enterrée dans un substrat semi-conducteur (2) formant une grille arrière (G2,<T1>) ; - des moyens de contrôle (CONT) configurés pour appliquer la première tension d'entrée (V<in1>) sur ladite grille arrière; - un circuit de détection (DET) configuré pour générer un signal de détection (s1) variable selon l'état résistif de la jonction tunnel magnétique.

L'invention concerne un transistor (10) non-volatil comprenant une couche semi-conductrice ferroélectrique (11) comprenant un domaine ferroélectrique (12) présentant une polarisation électrique spontanée (13) pouvant prendre une pluralité d'états distincts, une source (14), une grille (15) et un drain (16). La source (14), la grille (15) et le drain (16) sont distants les uns des autres et agencés de sorte qu'un potentiel électrique appliqué entre la source (14) et la grille (15) applique un champ électrique sur le domaine ferroélectrique (12), le drain (16) étant en contact électrique avec la couche ferroélectrique (11), la source (14) formant, avec la couche ferroélectrique (11), une barrière Schottky (17) au niveau d'une interface entre la source (14) et la couche ferroélectrique (11) présentant une résistance électrique fonction de la polarisation électrique (13), le transistor étant tel que la couche semi-conductrice ferroélectrique (11) est dégénérée au niveau de l'interface entre la source (14) et la couche ferroélectrique (11) et la couche semi-conductrice ferroélectrique (11) présente une conductivité électrique indépendante de la polarisation spontanée (13).

The invention has for object a memory cell (100) comprising a spin-orbit ferroelectric memory (110) comprising a first, second and third terminals (121, 122, 123), the memory (110) having a spontaneous electrical polarisation able to adopt two distinct states, the first, second, and third terminals (121, 122, 123) being connected to the memory in a way that a first charge current flows (11) in the second terminal (122) when a voltage is applied between the first and third terminals (121, 123), the amplitude and sign of the charge current being function of the voltage applied between the first and third terminals (121, 123) and function of the spontaneous electrical polarisation. Il est proposé un procédé pour la fabrication d'un dispositif (10) de projection d'une image sur un oeil comprenant une surface d'émission S. La surface S comprenant un ensemble de guides d'ondes, un ensemble de réseaux de diffraction et un ensemble d'électrodes. Chaque réseau est positionné à l'intersection d'un des guides et d'une des électrodes pour former un point d'émission d'une onde lumineuse, l'ensemble de guides d'ondes étant agencé selon une configuration de guides d'ondes, et l'ensemble d'électrodes étant agencé selon une configuration d'électrodes. Le procédé comprend une phase de conception dudit dispositif et une phase de fabrication matérielle dudit dispositif ainsi conçu. La phase de conception comprend l'étape consistant à déterminer (290) ladite configuration de guides d'ondes ou ladite configuration d'électrodes, ladite configuration déterminée étant une configuration d'isolignes non rectilignes définie dans le plan défini par la surface d'émission S et générant une répartition apériodique des points d'émission.

The disclosed magnetic tunnel junction (3) includes a synthetic antiferromagnetic free layer structure (30) comprising a magnetic core (32) and a magnetic shell (31), the magnetic core comprising a magnetic layer (321) having an aspect ratio between 0.5 and 2, the magnetic shell surrounding the magnetic core at least partly along its thickness, and the magnetization of the magnetic shell being antiferromagnetically coupled with the magnetization of the magnetic core. A corresponding fabrication method is disclosed as well.
